for the venerable part.

370W, 600A pulse rated peak Warp II (150kHz) rated IGBT. Upgraded part to
IRG4PF50WD part (200W, 204A pulse). Cost $4.70 / 10K. Thermal performance
"significantly" improved over older part, 4 devices supposedly good
for up to 12kW in full bridge. NPT (PTC) allows paralleling. No stock at
Digikey (yet), should be releasing samples PDQ.

2. Does anyone have a good Pspice model of the TLP250 optocoupler (or can
point me to one on the web?) Toshiba does not have one, tried to simulate as
a current controlled voltage source (with diode in series with input) driving a
NPN/PNP totem pole. Works but transition speeds were 10-20usecs versus
100ns observed in "juiced" mode.
