IGBTs don't have a body diode. It's more of a sort of 15V zener like what a BJT has. It can't stand any significant level of reverse current, so in a DRSSTC application it's vital to use IGBTs with built-in diodes, or add your own.


Some good fast diodes I know of are the RHRP and RHRG series from Intersil.

IGBTs with built-in diodes have an actual real fast rectifier on a separate chunk of silicon. The maker basically takes one of their IGBT dies and one of their fast rectifier dies, and sticks them side by side in the same package. (The jargon term is "co-packaged".) Hence the diode is as good as any fast diode you can buy. It's not an inferior parasitic diode like in a MOSFET.
